Which models and years have AWD? I know the 2010 7 series does... any older smaller models?

Most 3-series/5-series, 2000 onward have XI (AWD).

Look for XI badging or in recent years, they call it X-Drive.

Around here it's damn near impossible to find a 3-series that doesn't have awd.

Anything with an "x" at the end will be awd, they just didn't give it a cool name until 2001. Be aware that the older X's were less reliable than the 2wd. Probably not an issue with a low mileage, newer car though.

By older, which years do that include? I'm hoping (hoping) to possibly buy this coming summer. That might get pushed back due to current circumstances..but anyway.. I'm looking between a Subaru and BMW.

I know I want AWD in a non-SUV format... so just seeing what my options are. I plan on buying used with little to no (best option) monthly payments.
